Die Attach Film (DAF) ฟิล์มที่ไวต่อสัมผัสแรงกด คืออะไร?
Die Attach Film (DAF) คือฟิล์มที่ไวต่อสัมผัสแรงกด และยึดเกาะแนบไปกับวัตถุ หรือการนำตัว Die ไปติดลงบน Lead Frame โดยใช้กาว Epoxy และเข้าสู่ขั้นตอนอบกาวให้แห้ง โดยเครื่องอบ Oven Adhesive layer + Release layer และ Adhesive layer + Release layer + Dicing tape
ประโยชน์ของกระบวนการ Die Attach
Die Attach Paste (DAP) จะถูกจ่ายลงบนวัสดุพิมพ์ จากนั้น Die ที่แนบมาจะมีเนื้อ และความหนา จะถูกกำหนดโดยพารามิเตอร์และผ่านการประมวลผลในทันที ในทางกลับกัน Die Attach Film (DAF) เป็นแบบสำเร็จรูป และมีการกำหนดความหนาของฟิล์มไว้ล่วงหน้าแล้ว และมันถูกนำไปใช้ตำแหน่งด้านหลังของแม่พิมพ์

Die attach film (DAF) is film type adhesive to attach die on substrate or die attach on die. There are two different structures. One is adhesive layer plus released layer. This is the original structure and after that we need to apply dicing tape for sawing process. The other one is adhesive layer plus release layer plus dicing tape. This structure integrated die attach film and dicing tape.
Process flow
Process flow is die attach film (DAF) wafer backside lamination first Dicing - Pick up - Die bonding then cure process is followed.
What kinds of benefits we can get from die attach film
Die Attach paste (DAP) is dispensed on the substrate then attached die. In that case there is a fillet and also bond thickness of die attach patse is determined by processed parameter. But Die Attach film is preform and thickness of die film is already determined. And it's already applied on the backside of die. Then attach on substitute or die so it can be use for die stack. This is on application of Die Attach Film (DAF) for NAND flash memory. As you can see at the die backside there is a die attach film layer as above.
